Interconnect - solder bumps

Hello everyone,
We are trying to make a wafer stack using two Silicon wafers using 
wafer bonding, and make some interconnects between them. Have any of
you done something silimar before? Also, Have any of  you worked on
making solder bumps before? we would be glad for any kind of
suggestions.
